model a MOSFET in 3D

I am trying to model a MOSFET in 3D. I know there is a 2D model in model library. In my 3D model, I applied similar boundary conditions and initial conditions to the 2D model, but the solution is not convergence. Can someone tell me how to model it correctly?

I have a similar problem. But mine is very silly in fact.

I have tried to create the library 2D model from scratch, using just the library guide, two times. I have also verified very closely that all parameters, constants, expressions, initial conditions are correct but the models won´t work. Strangely enough, I tried to run the file accompanying the guide ( COMSOL / ..../ mos_transistor.mph) and it works fine!!!

I tried to compare the settings of the original file with mine, and they are all the same! I just don't know why my model doesn't work.

I get these two errors, on the two files:


Error: 7052
Invalid degree of freedom in property Outcomp.
- Built-in function: javaMethod
- Callstack: femsolver 301 solobj.smartRunner(report, loopTime);
femstatic 35 varargout = femsolver(mfilename,'FemStatic',varargin{:});



Out of memory during LU factorization.
- Built-in function: javaMethod
- Callstack: femsolver 301 solobj.smartRunner(report, loopTime);
femnlin 98 varargout = femsolver(mfilename,'FemStatic',varargin{:});


My advise is to try to achieve something less ambitious than 3D before making an actual 3D model.

Any suggestions will be highly appreciated.
