mos capacitor in high gate voltage

hi,
I'm building a simple 2D (for now) mos capacitor (450X250nm) and trying to solve it with the new semiconductor module for high (5V) and hopefully very high (27V) gate voltages.

but for now, the simulation can't even pass 1.7 V.

what's weird is that the error message claims that no convergence is found even for minimal damping factor, but in the log report it is obvious that the simulator had found convergence for the previous parameter step (volt) and stopped working right after a new step has been started, before any damping iteration had occured.

if any one has an answer for this i'll be grateful
